How Does Quartz Particle Shape Affect Flowability In Epoxy Molding

Epoxy molding compound (EMC) uses quartz/fused silica as the main filler. Particle shape is one of the most critical factors governing melt flowability, packing density, viscosity and molding performance.

1. Spherical / near-spherical fused silica

Spherical particles have smooth, rounded contours with low aspect ratio.

  • Flowability benefit: When epoxy resin melts, spherical particles roll and slide past each other easily. Inter-particle friction is minimal, which lowers compound viscosity and improves melt flow length.
  • High packing density: Well-graded spherical particles can pack tightly, allowing high filler loading (often >70 wt%) without excessive viscosity rise. This is the preferred shape for semiconductor epoxy molding and advanced PCB prepreg.
  • Minor downside: Lower mechanical interlocking with epoxy matrix compared to angular particles; interface bonding relies heavily on silane coupling treatment.

2. Angular / sub-angular crystalline quartz

Angular particles have sharp edges, irregular surfaces and higher aspect ratio.

  • Flowability drawback: Sharp corners interlock and jam against neighboring particles during melt flow. Internal friction increases significantly, raising viscosity and shortening flow spiral length. At high filler loading, the compound becomes stiff and difficult to fill tiny mold cavities.
  • Packing limitation: Irregular shapes create more voids between particles. Maximum filler loading is lower than spherical silica.
  • Advantage: Strong mechanical anchoring between particle and epoxy, improving flexural strength and modulus. But poor flow restricts its use in fine-feature molding.

3. Flaky or acicular quartz particles

Flaky and needle-like quartz has very high aspect ratio.

  • These particles tend to orient and entangle during flow, causing sharp viscosity increase. Even small amounts will drastically reduce flowability and may introduce anisotropic shrinkage in cured parts.
  • Flaky quartz is generally avoided for epoxy molding applications.

4. Combined particle shape grading (blended spherical + minor angular)

Some formulations mix spherical silica with a small fraction of fine angular quartz. The fine angular particles fill the gaps between large spheres, boosting packing density while keeping flow loss manageable. This balances flowability and mechanical performance.

5. Secondary effects linked to particle morphology

  • Specific surface area: Angular particles have larger BET surface area. More surface silanol groups require more silane coupling agent; excess surface area consumes more resin and increases viscosity.
  • Abrasion: Sharp angular quartz wears mold surfaces and screw barrels faster than spherical fused silica, raising equipment maintenance cost.

Spherical quartz delivers the best flowability and high filler loading for epoxy molding because of low inter-particle friction and dense packing. Angular crystalline quartz reduces flowability due to particle interlocking and higher surface area, though it can improve mechanical strength. Flaky or needle-shaped quartz severely impairs flow and is not suitable for EMC. For microchip packaging and fine-structure molding, spherical fused silica is the standard choice.
